Advanced InP- and GaSb-based light sources for the near to far infrared

Abstract:

The most important applications of laser diodes in the near- to far-infrared are in the fields of communications, sensing and spectroscopy. According to the importance of these applications, huge efforts have been spent on material and device concepts as well as on technology to accomplish application-suited devices. In this talk we shall present novel light sources on InP that exploit the so-called type-II heterostructures in order to extend the upper wavelength limitations of the InP band-to-band injection lasers and LED significantly from about 2.3μm to 3.2μm (LEDs) and 2.7μm (lasers), respectively. Longer wavelengths extending into the mid-IR can be achieved by GaSb-based lasers, where the type-I heterostructure devices achieve up to 3.7μm at room temperature. Finally nonlinear quantum cascade lasers comprising a transversely integrated dual wavelength laser with inherent giant inter-subband nonlinearity are presented that operate at room temperature and can be tuned from ~2 to 5 Thz (λ~60-150μm).

Bio:

Markus-Christian Amann received the Diplom degree in electrical engineering in 1976 and the Dr.-Ing. degree in 1981, both from the Technical University of Munich. From 1981 to 1994 he was a deputy director with the Corporate Research Laboratories of the Siemens AG in Munich. In 1994 he joined the Department of Electrical Engineering at the University of Kassel as a full professor for “Technical Electronics”. Since 1997 he is a director of the Walter Schottky Institute of the Technical University of Munich and holds the Chair of Semiconductor Technology, where he is currently engaged in the research on tunable laser diodes for the near infrared, quantum cascade lasers, long-wavelength vertical-cavity laserdiodes and laser diode applications. He authored or co-authored more than 500 articles (including some 50 invited) on semiconductor optoelectronics in scientific journals and conference proceedings, and co-authored several books. He is a member of the German Informationstechnische Gesellschaft (ITG), and a Fellow of the IEEE Photonics Society.
